I need ADS nonlinear model for transistor MGF4937AM transistor

Dear sir,

I need Mitsubishi MGF4937AM transistor nonlinear model for designing desired LNA ( MGF4937AM .Zap file) and require .Zap file of MGF 4937AM transistor.

I have searched in my Modelithics model Complete library that installed in my system and searched in the internet. I couldn't get .Zap file of above transistor.

I contacted Mitsubishi (Japan) sales persons for nonlinear model (.ZAP file) of above said transistor. Due to COVID-19, I couldn't reach them also.

Please some has .Zap file of MGF4937AM, please attach here. Please find the attachment of data file of MGF4937AM.

But why do you need a nonlinear model for an LNA? I think you can use the published S2P data. That should be perfectly fine for small signal use in LNA.

Using nonlinear model, I can give different biasing for transistor and can set different temperature values and check. I will implement LNA on board, so I require nonlinear model. I should also check sensitivity and de rating of LNA.

I should generate layout for fabrication and then place component on the board.

I guess you need to use what is available, or make your own measurements if you need other bias conditions.

Asking for a ZAP file might confuse Mitsubishi, because *.zap that was the old packed project format from ADS 2009 and before. It is an old format no longer used, and has nothing to do with nonlinear models.

I have other nonlinear model of same company transistor such as MGF4301, MGF4916C, MGF4918D and I have s2p file of MGF4937AM.

I have designed LNA using s2p file of MGF4937AM transistor. I need to go for layout generation and fabrication of the same. If I have nonlinear model of MGF4937AM transistor, I can check Biasing of 2V and 10 mA and other biasing values also, later I can generate layout and send it to fabrication.

Now I don't know, what should I do, please guide me.
